Recent improvements in bipolar processing and dimensional reduction have raised the 41 silicon operating frequency up to that previously dominated by GaAs. Submicronic CMOS processes have also proved to have high frequency capabilities but still with high power consumption [4]. To date, BiCMOS has always seemed to be a niche technology in spite of the great success in smart-power applications. Mobile applications actually present a good opportunity for such advanced BiCMOS processes.
